Advanced SiC MOSFET for EVs and Industrial Power Electronics
SiC MOSFET has become one of today’s key technologies for advanced high-voltage power system design. ROHM develops a wide range of SiC products that deliver high efficiency and robustness for the rapidly growing power applications, including electric vehicles, data centers, energy storage products and more. The SiC MOSFET product family from ROHM employs the double-trench structure to achieve low on-state resistance and energy losses. Recently, we have further optimized the SiC device design and process for our 4th generation SiC MOSFET, resulting in 40% reduction of specific on-resistance and much improved switching losses. This presentation will outline the device concepts for Gen 4 technology, process advances, and new package options, while demonstrating the performance characteristics and ruggedness enabled by the latest SiC trench technology.
